Abstract: The operation voltage of modern IC product is already less than 1V with the process scaling. Ultra low voltage such as 0.5V supply analog circuit design is very challenge. Nevertheless, with current available voltage controlled ring oscillator, it is unable to work properly for 0.5V power supply. This paper presents a ultra low voltage, wide tuning range voltage controlled oscillator (VCO) with bulk driven technique. The threshold voltage of PMOS and NMOS transistors is reduced by forward biasing the bulk junction of the transistors. The linearity of four different PMOS loading architectures is compared in this paper. The PMOS load with best linearity is used in the proposed delay cell, and the frequency of the VCO is tuned by changing the resistance of the loading transistors. The proposed VCO is designed in 0.18 ƒÝm RF CMOS process. The frequency of the VCO is changed from 82 MHz to 370 MHz when the control voltage is from 0.5 V to 0 V. The power consumption of t!
he proposed VCO is only 60 ƒÝW when the VCO works at 370MHz.
